Separate the eggs into whites and yolks.
Whip the egg whites to soft peaks, then add sugar and whip to stiff peaks.
Melt 4 ounces of semi-sweet chocolate and 1/4 cup of unsalted butter over a double boiler until smooth.
Let the chocolate mixture cool for 3-5 minutes, then whisk in the 3 egg yolks.
Combine the chocolate mixture with the whipped egg whites using a stand mixer on low to medium speed for 5-10 seconds until combined.
Preheat the oven to 375°F with a baking tray inside.
Coat ramekins with softened butter and granulated sugar.
Fill the ramekins with the souffle mixture to the top.
Bake in the preheated oven for 14-18 minutes until risen and set except in the center.
